Thermal resistance of a pad (Rpad) can be approximated as Rpad = thickness / (k * area), where k is thermal conductivity (W/mK). Use SI units: thickness in metres, area in m2.
Example: a 1.5 mm = 0.0015 m pad with k = 3 W/mK under a 1 cm2 = 0.0001 m2 contact gives Rpad = 0.0015 / (3 * 0.0001) = 5 K/W. This is a simplification because contact resistance often dominates; aim to reduce thickness and increase contact area where possible.

Step 1 - Identify the heat source and required junction-to-ambient budget. For small power ICs dissipating 1-3 W, estimate allowable temperature rise above ambient (for example, 40 K). Calculate maximum package-to-sink thermal resistance: Rmax = DeltaT / P. This helps determine acceptable pad resistance in the thermal path.
Step 2 - Choose pad thickness and k to meet Rpad << Rmax to account for contact resistance. Prefer thinner pads (0.5-1.5 mm) when mechanical tolerances allow. For larger gaps use thicker pads but select higher-k materials.
Scenario: a linear regulator dissipates 2 W on a PCB. Target temperature rise is 35 K above ambient. Rmax_total = 35/2 = 17.5 K/W. If PCB and heatsink path contribute ~12 K/W, the pad should be below ~5.5 K/W. Using the formula above, a 1 mm pad with k = 2 W/mK and 1 cm2 area gives Rpad = 0.001 / (2 * 0.0001) = 5 K/W - acceptable if contact is good.
Symptom: high component temperature despite a thermal pad. Check: sufficient compression, pad thickness, proper contact area, and whether pad is electrically conductive causing unexpected current paths. Verify dielectric strength if the pad sits over exposed pins.
Symptom: pad crumbles or extrudes at edges. Check that operating temperature is within the pad's specified range and that mechanical stresses during assembly aren't exceeding the material's limits.
